Go to Ziki over Benihana. The food and service at Benihana leave a lot to be desired. Ziki also has decent sushi for the adults.

I second the idea for hibachi. We brought out 3 yr old there last week and he loved it! We will start going once a month I am sure

We have both a 3 and 4 yo and the Hibachi is always a hit for our family.
They actually love going for sushi and playing with the chop sticks, edamame and they love soup and tofu.
Any place that has a buffet is fun for them too but that is usually when we are on vacation.

Sushiko: tempura, Chicken teriyaki, Beef tataka, soybean starters and fresh fish eggs(dd loves them, pops in months and are bright orange, the guys say kids love them) sit at the counter. Plus get chopsticks with the helper piece for the kids..
